PowerRibbon Bonder/Conversion Kit
Power Interconnect Technology for Power Semiconductor and Power Modules
- Orthodyne's new PowerRibbon Technology was developed to meet the current and future
interconnect needs of the power semiconductor and power module market. Evergy saving power management of electric motors
and battery operated portable devices have driven power semiconductor silicon designs to become increasingly more efficient
with higher current and lower Rds(on) resistance requirements. To address these applications, semiconductor manufacturers
have historically increased the number of large aluminum wires per device or moved to alternative technologies. Where
multiple wires only impact productivity, alternate technologies are less flexible or less reliable than wire bonding and can
require extensive re-qualification efforts and investments in new capital equipment.
- PowerRibbon is a new technology designed to work with existing aluminum wire bonded
packages as well as new package applications. It requires little change in many of today's existing packages and utilizes
the same environmentally friendly ultrasonic process as aluminum wire bonding. PowerRibbon combines the flexibility
and robustness of the large aluminum wire bonding process with a higher productivity and a product performance close to
Copper clip bonding.
- PowerRibbon can be retrofitted to any Orthodyne wire bonder. It is currently
available for ribbon sizes from 30mil x 3mil up to 80mil x 8mil. For other sizes, contact your Orthodyne Representative
regarding your application requirements.
